Agilent Rolls Out Highest Linearity E-pHEMT FET in SOT-89 Package

3/1/2004 - Agilent Technologies Inc. (NYSE: A) announced its highest linearity E-pHEMT (enhancement-mode pseudomorphic high-electron-mobility transistor) field effect transistor (FET) is now available in a 4.5 mm x 4.1 mm x 1.5 mm SOT-89 surface-mount package. By using an industry-standard package, Agilent's new ATF-50189 single-voltage E-pHEMT FET simplifies upgrading 450 MHz to 6 GHz base stations to higher channel capacity.

The ATF-50189 is designed for use in the transmitter power amplifiers and receiver low-noise amplifiers in cellular and PCS base stations, low-earth-orbit satellite systems, terrestrial multichannel multipoint distribution systems (MMDSs) and other communications applications operating from 450 MHz to 6 GHz.

The 45 dBm third-order output intercept point (OIP3) at 2 GHz of the ATF-50189 results in a more efficient multichannel amplifier capable of handling a greater number of voice and data channels. Its low thermal resistance of only 29 C/W means that the Agilent ATF-50189 can dissipate nearly 2 W at 85 C ambient temperature while maintaining a chip temperature that assures high reliability. At 2 GHz, the Agilent ATF-50189's other specifications include typical 29 dBm linear output power (P1dB), 15.5 dB gain and 62 percent power-added efficiency, combined with a low 1.1 dB noise figure.

Agilent remains the industry's only supplier of E-pHEMT devices that feature single-voltage operation. With single-voltage operation, high efficiency and superior RF performance, Agilent's E-pHEMT devices are the logical choice to replace both single-voltage HBTs (heterojunction bipolar transistors), with their higher noise figures, and dual-voltage conventional PHEMT and GaAs HFET (heterostructure FET) devices.
